American BOLB Company Announces a Major Breakthrough in DUV LEDs

Silicon Valley, California-June 12, 2018 – BOLB Corporation of the United States announced an external quantum efficiency (EQE) of 12.2% on a fully transparent structure deep ultraviolet light emitting diode (UVC LED). This key fundamental technological breakthrough paves the way for UVC LEDs to achieve near-visible LED efficiency in the next few years, and will further expand the application of UVC LED disinfection and sterilization technology in people's daily lives.

Over the past two decades, researchers ’efforts to improve the light efficiency of deep ultraviolet band LED devices have been constrained by a narrow-energy hole carrier supply layer. This layer causes the P-type semiconductor side of the chip structure to absorb light strongly. Before BOLB achieved this breakthrough, various attempts to remove the narrow-band layer always brought high operating voltage and significantly degraded LED current-voltage characteristics, and the resulting high heat caused a shorter device life. The major new breakthrough made by BOLB has achieved that the overall structure of UVC LEDs is completely transparent to the ultraviolet rays of the best sterilization band, and 12.2% external quantum efficiency (EQE) and 9.5% electricity are achieved on the first generation products based on this technology. -Optical conversion efficiency (WPE).

For example, using epitaxy with a wavelength of 269 nm, only 20 mA current drive is required to obtain 10-11 mW of UVC optical power from a single 0.125 mm2 LED mass production chip while maintaining a forward voltage of 5.8V. This electro-optical conversion efficiency is 3 to 5 times that of other similar products on the market, greatly improving the cost performance of the products. If you use a multi-core module, or use a large chip to run at a higher drive current, this technology can obtain unprecedented high UV output power. In other words, compared with other similar products, BOLB can achieve the same output power with the minimum number of chips and the lowest current in the band more suitable for sterilization. This breakthrough provides a solid foundation for further optimization of subsequent high-power UVC devices and achieving target performance of 50% EQE or higher.

The UVC band LED sterilization effect is far more than the near ultraviolet band (UVA and UVB), and its physical inactivation mechanism is also effective against emerging multi-resistant pathogens.
